    Title: 砷化鎵積體電路於微波及毫米波雷達應用之研究---子計畫二:應用於汽車雷達之砷化鎵微波及毫米波積體電路研製(I);Research and Development on GaAs Microwave and Millimeter-Wave Monolithic Integrated Circuits for Automobile Radar Applications(I)

    Abstract: 本研究計畫將開發微波及毫米波汽車雷達之積體電路,實現的方法是使用0.5/0.15 微米砷化鎵增強/空乏型高速電子移動率電晶體及2 微米異質接面雙極性電晶體積體電路技術等。計畫目標是研究開發應用於汽車雷達之主動積體電路和單一系統晶片。汽車雷達頻段主要以24 GHz 為主。研究工作包含有微波及毫米波前端射頻電路設計分析,以及構裝技術開發。計畫將研製下列相關積體電路:壓控振盪器、功率放大器、低雜訊放大器、切換器、混波器、調變器及寬頻放大器。計畫實現步驟則從系統規劃模擬、子電路系統規格訂定、相關積體電路技術選取及元件模型研究、單一子電路設計、佈局圖設計分析、晶片製作量測、訊號源模組開發、電路整合設計製作量測、至最後成果研究分析。在這三年的研究計畫,預期可得到成果為:微波及毫米波汽車雷達積體電路相關技術建立、參與研究計畫之人員培育、創新之微波及毫米波積體電路開發研究、微波及毫米波相關量測技術發展及24 GHz 單一系統晶片收發機之相關技術研究。在三年計畫執行間,工作項目將包含系統規劃、電路設計及佈局、晶片製作與評估。第一年,將研製汽車雷達所需之主動積體電路,設計及佈局將完成並送至代工廠製作。第二年中,量測分析第一年所研製之單一電路積體電路,同時整合單一電路整合成單一系統晶片收發機積體電路。第三年,量測分析單一電路積體電路及單一系統晶片收發機,並協助總計畫進行汽車雷達系統整合測試。 This project proposes the research and development of the Microwave/MMW MMICs using 0.5/0.15-μm GaAs enhancement/depletion-mode HEMT and 2-μm HBT process technologies for the automobile radar applications. The major targets of the project are to develop the active MMICs for using in the radar system and the system-on-chip Microwave/MMW transceiver integrated circuits. The major frequency of the radar is 24 GHz. The research topics for this project contain the development of Microwave/MMW front-end, and package technology. The integrated circuit components will include voltage-controlled oscillator, power amplifier, low noise amplifier, switch, mixer, modulator, and broadband amplifier, and et al. The project will be carried out following the below procedures: 1) design and simulation the Microwave/MMW radar system, 2) establish the design goals of sub-circuit systems, 3) survey the related integrated circuit foundries and the device modeling, 4) establish the passive components, 5) implement and fabricate the single-circuit chips, 6) measure and verify the chips, 7) integrate the sub-circuit into a single chip, and 8) investigate the experimental results. In this 3-year project, the establishment of the microwave and MMW integrated circuit technology for the radar applications. The innovative MMICs, the related measurement technology, and the 24-GHz system-on-chip transceiver will be achieved. Also, we will train the project participants to gain radar system and MMIC related experiences. In this 3-year project, system planning, MMIC design, chip layout, fabrication and chip evaluation will be exercised. For the first year, we will develop the active integrated circuits for the radar system. The design and layout will also be completed and sent to foundry for fabrication. In the second year, the active integrated circuit will be measured and evaluated. Furthermore, all the circuits will be integrated in a single chip for the 24-GHz automobile radar system. In the third year, all the MMICs designed in the second year will be measured, and also the radar system integration and evaluation will be performed with the main project and the other sub projects. 研究期間:9608 ~ 9707
