摘要: | 本研究計畫將研究開發應用於光電毫米波(radio-over-fiber) 收發機之V 及W 頻段線性及非線性電路,其傳輸元率則是介於1 至10 Gbps 之間。本計畫所要開發的電路包括有毫米波寬頻功率放大器、低雜訊放大器、混波器、相移器、光偵測器及多相位注入鎖定振盪器,實現的方法是使用金氧半場效應電晶體及砷化鎵高速電子移動率電晶體等積體電路技術。同時將整合多個電路於單一系統模組或系統晶片,以簡化光電毫米波收發機之複雜度及成本。本研究計畫也將提出創新的方法,結合多相位注入鎖定振盪器及光電混波器於同一電路上。計畫執行步驟則從系統規劃模擬、子電路系統規格訂定、相關積體電路技術選取及元件模型研究、單一子電路設計、佈局圖設計分析、晶片製作量測、光電毫米波收發機模組開發、電路整合設計製作量測、至最後成果研究分析。在這研究計畫,預期可得到成果為光電毫米波收發機相關技術建立、參與研究計畫之人員培育、創新之光電毫米波積體電路開發研究、光電毫米波相關量測技術發展及V 頻段至W 頻段單一系統晶片雙向收發機之相關技術研究。This project proposes the development of linear and nonlinear MMICs for radio-over-fiber (ROF) communication system at V- and beyond W-bands, and the data rate of the ROF system will be between 1 and 10 Gbps. The development circuits in this project include millimeter-wave broadband power amplifier, low noise amplifier, mixer, phase shifter, photonic detector, and multi-phase injection-locked oscillator, and the proposed circuits will be implemented using CMOS and GaAs PHEMT processes. In addition, the related circuits will be integrated using system-in-package (SIP) or system-on-chip (SOC) technique, and the complexity and the cost of the ROF transceiver can be further reduced. A few innovative methods will also be proposed in this research project to merge the multi-phase injection-locked oscillator and an optoelectronic mixer in a single circuit. The project will be carried out following the below procedures, 1) design and simulate the MMW ROF system, 2) establish the design goals of sub-circuit systems, 3) survey the related integrated circuit foundries and the device modeling, 4) establish the passive components, 5) implement and fabricate the single-circuit chips, 6) measure and verify the chips, 7) integrate the sub-circuit into a single chip, and 8) investigate the experimental results. In this project, the establishment of millimeter-wave integrated circuit technology for the ROF transceiver, the innovative MMIC designs, the related measurement technology, and a V- and beyond W-bands ROF transceiver will be achieved.
