Abstract:	此二年計畫規劃進行第一年的矽基板N-polar GaN/AlGaN/GaN磊晶開發，第二年的矽基板N-polar GaN/AlGaN/GaN磊晶優化和D/E-mode元件製作。開發矽基板N-polar GaN磊晶片對後續功率元件及高頻元件開發都有顯著科技價值，而在商業上也將降低廠商對不同基板的導入障礙。MOCVD對比MBE更適合做GaN異質接面磊晶結構之量產，藉由MOCVD生長之矽基板N-polar GaN元件的研究卻相對稀少，此計畫的實行可以結合成熟的GaN材料系統磊晶經驗跟AlGaN/GaN HEMT的研究基礎，投入N-polar元件的研究開發，建立國內在此領域之利基。
